  • Resonant tunneling injection of electrons through double stacked GaAs/InAs quantum dots with nanohole electrode

    Resonant tunneling diodes containing closely double-stacked InAs quantum dots (QDs) were grown on GaAs substrates by molecular beam epitaxy. After growing a thin GaAs capping layer on the double-stacked InAs QDs, nanoholes were selectively formed just above the larger second QDs by thermal annealing. The Au thin film was deposited directly on top surface of the larger second QDs through the nanoholes. The second QDs contacted with Au film served as conducting dots, which can locally inject electrons into the underlying first QDs. In current versus voltage (I-V) measurements, (dI/dV) peaks were clearly observed in the forward bias voltage region. It was due to the tunneling current through a non-doped GaAs thin layer between double-stacked QDs and n-GaAs conduction band. The (dI/dV) peaks shifted toward the lower forward voltage region with increasing temperature. It was explained by the temperature dependence of the electron energy distribution in the GaAs conduction band.

  • High-density and high-uniformity InAs quantum nanowires on Si(111) substrates

    Journal of Applied Physics, AIP Publishing, 134, 15, pp.154302 1-7, 18 Oct. 2023, Peer-reviwed, InAs nanowires (NWs) were grown on SiOx pinholes formed on Si(111) substrates by molecular beam epitaxy. Influences of electron-beam (EB) irradiation on the SiOx layer on the pinhole formation and the subsequent InAs NW growth were studied. As the EB irradiation dose increased, the pinhole density in the SiOx layer decreased. From atomic force microscopy, transmission electron microscopy, and x-ray photoelectron spectroscopy results, it was found that the pinhole etching of the SiOx layer by Ga droplets was suppressed by carbon adsorption due to the EB irradiation. By forming high-density pinholes on the SiOx layer without the EB irradiation, high-density InAs NWs with 1–2 × 1010 cm−2 were grown successfully, and the uniformity in the NW diameter improved. The standard deviation of the NW diameter was 1.8 nm (8.8%) for high-density NWs. In addition, the NW diameter decreased with decreasing EB dose, and the NW diameter was controlled by adjusting the diameter of Ga droplets forming the pinholes. As the NW diameter decreased, photoluminescence spectra of the NWs shifted to higher energies than the bandgap energy of the wurtzite InAs bulk. From these results, we successfully fabricated high-density and high-uniformity InAs NWs with quantum size effects on EB-unirradiated SiOx/Si(111).

    Japan Society for the Promotion of Science, Grants-in-Aid for Scientific Research, University of Electro-Communications, Grant-in-Aid for General Scientific Research (C), A new quasi-phase-matching scheme for optical second-harmonic generation (SHG) utilizing periodic modulation of optical nonlinearity and refractive index at a period of one wavelength of the harmonic wave has been studied both theoretically and experimentally. It has been analyzed that several new types of phase matching, i.e., (1) the phase matching utilizing the bended omega-k dispersion near the stop band, (2) the quasi-phase-matching due to amplitude modulation of the fundamental wave and (3) the standing wave quasi-phase-matching are accomplished in the new modulated structure. The coexistence of the different types of phase matching is unique to the new scheme and leads to a high conversion efficiency. An extremely tiny SHG device with high efficiencies can be realized by inserting the new periodic structure in high Q cavities ; an analysis shows that, when an infrared diode laser is used as fundamental light source, harmonic outputs on the order of mW are obtained from a-10mum thick GaP/AlP stack forming a periodic modulation of optical constants between high reflectivity (-99%) end mirrors. The phase matched SHG in the new periodic structure has been confirmed experimentally. The sample used was an MBE-grown GaAs/AlAs stack and infrared radiation from a YAG laser was used as fundamental wave. Harmonic power emanating from the sample was measured as a function of the layr thickness taking advantage of the thickness nonuniformity in the sample.   • Large area annealing of semiconductor thin films by high power excimer lasers excited by elecron beam

    Japan Society for the Promotion of Science, Grants-in-Aid for Scientific Research, University of Electro-Communications, Grant-in-Aid for General Scientific Research (C), The results obtained in this resarch were summarized as follows. 1.alpha-Si thin films were deposited by electron-beam evaporation under a high vacuum condition. From the SIMS measurments, it was found that the amount of hydrogen atoms incorporated into our alpha-Si films was less than that into the films deposited by a conventional low-pressure chemival vapor deposition. As a result, when our films were annealed by a laser irradiation, a hydrogen evaporation from the Si surfaces was suppressed, so that, the excellent thin films could be obtained without the damages. 2.In order to homogenize the light energy, the light reflector was constructed by multi-mirrors. By using this homogenizer, the alpha-Si films were crystallized uniformly. 3.The grain size of the Si polycrystals depended upon the film thickness. When the thickness was less than the melting depth, the crystallization rate became lower. This result indicated that a store of energy in the thinner films increased. that is, it was considered that the thinner films were easy to be kept under a thermal equilibrium condition. The above effect was important to increase the grain size. 4.The Si thin films were heated during the laser annealing because of the continuance of thermal equilibrium. Therefore, the grain size of Si polycrystals increased, and, the crystallization uniformity was enhanced. 5.The quality of Si polycrystals depended on the laser power, hence, it was necessary to select an optimum power. In particular, many hillocks were observed on the Si surfaces irradiated at a higher power., 04650263

  • 半導体レーザにおける超高速非線形光学現象に関する基礎研究

    日本学術振興会, 科学研究費助成事業, 電気通信大学, 重点領域研究, 本研究は,半導体レーザ自体が示す非線形光学特性の物理を探究し,その応用について検討することを目的としている。 1.ツインストライプ型半導体レーザの作製とその発振特性:非線形光学特性測定用試料を自作する目的でリッジ型ツインストライプレーザを作製し,この型のレーザの特徴であるビーム偏向特性を確認した。 2.半導体レーザにおける内部第2高調波発生:自作したツインストライプレーザにおける内部第2高調波発生を測定した。劈開端面から出射する高調波はレーザ出力10mWに対し数十pW程度であった。内部第2高調波発生の高効率化のための一策として,高非線形性材料と低非線形性材料とを積層した擬似位,相整合表面発光型非線形導波路を半導体レーザ中に作りつける方法について検討した。GaAs(高非線形性)/In_<0.49>Al_<0.51>P(低非線形性)の積層導波路では,半導体レーザ(波長〜1μm)の通常の駆動条件下で得られる基本波パワーによって数十μWの高調波パワーが得られることが判明した。ミリワットレベルの高調波出力を得る可能性について引き続き検討する予定である。 3.半導体レーザにおける4光波混合効果:半導体レーザにおける3次の光学非線形性の起源を解明し直接変調周波数の突極的上限を明らかにするために,スペクトルホールバーニングとキャリアヒーティングの双方を考慮した密度行列新理論により非縮退4光波混合効果の解析を行った。両者の寄与は質的に異なる離調特性を持ち,従って,非縮退4光波混合効果の測定は非線形性の起源及び直接変調周波数の上限の解明のために有効な手段であることが明らかになった。4光波混合効果の測定を開始し現在までに離調10GHzまでの範囲の測定に成功した。今後,超10GHzの測定を行いその結果を理論と比較することによって,非線形性の起源解明を行う予定である。, 04228206

    日本学術振興会, 科学研究費助成事業, 電気通信大学, 重点領域研究, 1.目的 光学利得の非線形性は半導体レ-ザの直接変調周波数の究極的上限を決定するとともに,レ-ザや進行波型増幅器における非縮退4光波混合効果をもたらす。しかしながら,非線形利得の物理的起源は必ずしも明確になっていない。本研究では,非線形利得の起源解明を目的とし,その有力候補であるスペクトルホ-ルバ-ニングとキャリアヒ-ティングの両者を考慮した理論を構築し,進行波型増幅器における非縮退4光波混合効果の解析を行うと共に実験的険討を行った。 2.理論の構築 半導体レ-ザ-における非線形光学現象を理解するためには,光と相互作用する電子系の挙動の正確な記述が肝要である。特に,半導体中の非平衝電子系は,バン内電子数の変化を伴うナノ秒のバンド問緩和((1))と電子数を保存するサブピコ秒のバンド内緩和((2))を示す。さらに,レ-ザ中のキャリア温度は格子への熱緩和((3))のレ-トが有限であるために格子温度とは異なっている。4光波混合効果や,縦モ-ド間の競合など周波数の異なる複数の光波が存在する場合には,光強度のビ-トによってキャリアの脈動が誘起される。本研究では,時定数と性格を異にする上記3つの緩和過程を考慮することにより,(1)キァリア密度脈動,(2)レ-ザ遷移準位の占有数の脈動,(3)キャリア温度脈動の3種の脈動の統一的記述に初めて成功した。キャリアの脈動は光波の一つと結合して他の光波の周波数に分極を生じ,これが4光波混合効界やモ-ド間結合を引き起こす。 3.非縮退4光波混合効果 スペクトルホ-ルバ-ニングとキャリアヒ-ティングの双方を考慮した上記新理論により4光波混合効果の解析を行った。両者の寄与は質的に異なる離調特性を持ち,従って,非縮退4光波混合の測定は非線形利得の起源解明及び直接変調周波数の上限を知るために有効な手段であることが明らかになった。, 03244204
