OPTICS COMMUNICATIONS, ELSEVIER SCIENCE BV, 282, 9, 1728-1733, May 2009, Peer-reviwed, The pattern-induced intensity fluctuation (PIF) of output signals with a bit-rate above 160 Gb/s has been one of the major issues regarding all-optical semiconductor gates. We have demonstrated that the nonlinear polarization rotation (NPR) in the semiconductor optical amplifier (SOA) plays a significant role in the high-frequency operation of a delayed-interference signal-wavelength converter (DISC). We did this using a cross-correlation system whose temporal resolution is 1.5 ps which was developed to monitor our 200-Gb/s, 4992-bit-long binary-patterned waveforms. When we experimentally optimized the NPR effect inside our DISC specially for our 200-Gb/s wavelength conversion. the PIF was significantly improved (from 5.0 to 1.5, for example). Our systematically measured dependence of the PIF on the polarization settings was qualitatively explained with the new gate model that we developed earlier in this work. (C) 2009 Elsevier B.V. JAPANESE JOURNAL OF APPLIED PHYSICS, JAPAN SOCIETY APPLIED PHYSICS, 47, 9, 7182-7189, Sep. 2008, Peer-reviwed, The generation of subpulses in delayed-interference signal-wavelength converters (DISCS) had been suspected as a Curse of waveform degradation in their application in ultrafast (similar to 160GHz) optical time division multiplexing (OTDM) communication systems. We reported its first observation in our previous letter. In this paper, after a detailed explanation of our model. experimental method and improved results with respect to those ill the previous letter, we discussed the applicability of our model in a wide range of Carrier recovery rates ill the semiconductor optical amplifier (SOA). Subpulse waveforms were systematically measured for several carrier recovery rates (carrier lifetimes tau(eff) = 11-280 ps), and an increase in subpulse intensify with recovery rate was observed. The calculated intensities showed good agreement with measured data for most recovery rates, which supports our model. Using this model, we numerically showed the trade-off between subpulses and pattern-induced intensity noise, in the same recovery rate range. This trade-off suggests that part of the DISC structure needs improvement.

OPTICS EXPRESS, OPTICAL SOC AMER, 15, 22, 14887-14900, Oct. 2007, Peer-reviwed, Based on nine up-to-date types of semiconductor-optical-amplifier (SOA) samples, we devised a power-consumption model of SOA-based all-optical gates as a tool to develop faster and more efficient OTDM systems for bitrates from 10 to 160 Gb/s and those over 160 Gb/s. The conventional effect of a continuous wave (cw) holding beam was included in the model. Furthermore, in this work we defined three step-wise quantum conversion efficiencies eta 1, eta 2, and eta 3 from current-injected carriers through photons. The dependence of each of the three efficiencies on the SOA-structure was studied. The total efficiency eta(T) observed for the nine SOAs ranged widely from 0.07 to 0.46. The validity of the power-consumption model was verified by systematically measuring the effective carrier recovery rate. According to our model, the power consumption of the best existing SOA-based gate for 160-Gb/s signals is 750 mW, and this increases at a rate approximately proportional to (bitrate)(2), and decreases proportionally to (1/eta(T))(2). OPTICS EXPRESS, OPTICAL SOC AMER, 14, 26, 12655-12664, Dec. 2006, Peer-reviwed, In frequency ranges above 200-300 GHz, the second slowest relaxation in the optical response (such as carrier-cooling relaxation having a time constant of 1-2 ps) of a semiconductor optical amplifier inside the conventional delayed-interference signal-wavelength converter (DISC) scheme is thought to start the distortion of all-optically gated waveforms. In this work, we design a digital optical-spectrum-synthesizer block that is part of the expanded DISC scheme. Our numerically calculated spectra, waveforms, and eye diagrams with assumed pseudorandom digital data pulses indicate that this synthesizer significantly removes strong distortion from the gated waveforms. A signal-to-noise ratio of 20 dB was obtained from our random-data eye diagram, providing proof of effectiveness in principle. (C) 2006 Optical Society of America.

OPTICS EXPRESS, OPTICAL SOC AMER, 14, 1, 331-347, Jan. 2006, Peer-reviwed, The impact of ultra-fast carrier dynamics in semiconductor optical amplifiers (SOAs) on switches based on cross-gain and cross-phase modulation is analyzed theoretically and experimentally. We find that ultra-fast effects lead to additional spectral broadening, which improves the optical signal-to-noise ratio for switches based on an SOA and an optical filter. For such switches, the influence of ultra-fast effects on the so-called nonlinear patterning effect is analyzed for three filter configurations: the asymmetric Mach-Zehnder interferometer (AMZI), a band-pass filter (BPF), and a cascade of an AMZI and a BPF. We conclude that fast carrier dynamics dramatically reduces nonlinear patterning and that the successful high-speed (> 100 Gb/s) demonstrations in the literature rely on these effects. OPTICS EXPRESS, OPTICAL SOC AMER, 14, 1, 348-360, Jan. 2006, Peer-reviwed, We have modeled the semiconductor-optical-amplifier (SOA)-based polarization-discriminating-symmetric-Mach-Zehnder (PDSMZ) type (i.e., a UNI-type) 3R gating scheme, and have searched for an optimum set of 3R-gating conditions. Primary parts of the optimum parameters we obtained-such as the interferometer delay time Delta t and the widths of input data and clock pulses in the gate model-matched those from previously reported 3R-loop transmission experiments fairly well. We also found that the 3R-gating mechanism which forms the regenerated output signal differs greatly from what it has been thought to be. Based on this model, we have characterized the available degree of random-amplitude-noise suppression. (c) 2006 Optical Society of America.

An in-band ASE suppression ratio quantifying the difference is derived theoretically and the impact of the ASE filtering on the optical spectrum is verified experimentally using a hybrid DISC setup. In particular, the trade-off between amplitude-noise suppression and pattern-induced internal noise is demonstrated with an assumed 40-Gb/s input signal. Furthermore, a frequency-scaling rule for the 3R gate is analytically predicted that takes into account the optimum carrier lifetime and the carrier-injection level for the semiconductor-optical amplifiers inside the gate. In this control scheme, a weak continuous-wave light is used as a supervisory input light and its spectral power ratio at the switch output is used as a bipolar error signal. Our experimental result at 168-Gb/s 16: 1 demultiplexing with a hybrid-integrated SMZ switch indicates the feasibility and the sensitivity of this control scheme.

We study, both analytically and experimentally, the dependencies of the nonlinear phase shift on the driving frequency (42-168 GHz) and on the SOA parameters. We have found that the nonlinear phase shift (DeltaPhi(NL)) decreases with the driving frequency but that this decrease is only linear, i.e., DeltaPhi(NL) proportional to f(-1). We have also found that the nonlinear phase shift in the SOA linearly increases with the injection current (I-op), i.e., DeltaPhi(NL)proportional toI(op), even in this ultrahigh-frequency range. MEASUREMENT SCIENCE AND TECHNOLOGY, IOP PUBLISHING LTD, 13, 11, 1692-1697, Nov. 2002, Peer-reviwed, Various optical nonlinearities in semiconductors are investigated in reference to ultrafast all-optical gating. It is shown that a state-filling-type nonlinearity, such as the band-filling effect (BFE) in a semiconductor, is suitable for many ultrafast gating applications: that is, in conjunction with a recently developed differential phase-modulation (DPM) technique, ultrafast and clean gating with a considerably lower optical excitation than in conventional techniques with ferroelectric materials, for example, is possible. Two methods to use the BFE in the DPM regime were experimentally evaluated. One is to optically pump a semiconductor in order to generate photocarriers, and the other is to use a semiconductor optical amplifier (SOA) to enhance the former BFE by means of stimulated emission. With optical pumping, a gating speed faster than a few hundred femtoseconds is possible, but a pulse energy of a few picojoules is required. This pulse energy can be significantly reduced with the use of an SOA, but in this case the gating speed is also reduced. The gating characteristics, including gating speed, gating energy, wavelength, noise, and linearity in signal intensity, were compared between the two methods for various applications.

Low-power-penalty 84-Gb/s operation is also demonstrated. The push-pull switching mechanism of the SMZ switch enables such ultrafast operation based on cross-phase modulation associated with the carrier depletion in a semiconductor optical amplifier. The configuration of the Delayed-Interference Signal-wavelength Converter, which is a simplified variant of the SMZ switch, is used in this experiment.

This oscillator is completely different from conventional mode-locked lasers in that the pulse width is passively determined by a split delay time inside its ring cavity. This is because the ring cavity includes an all-optical semiconductor switch whose window width is determined by the split delay time. (C) 2001 American Institute of Physics.

OPTICAL AND QUANTUM ELECTRONICS, SPRINGER, 33, 7-10, 875-897, Jul. 2001, Peer-reviwed, We present Symmetric Mach-Zehnder (SMZ) type all-optical switches: an SMZ all-optical switch, a polarization-discriminating SMZ (PD-SMZ) all-optical switch, and a delayed interference signal wavelength converter (DISC). These switches are capable of ultrafast, low control power, and low chirp switching, which is not restricted by slow relaxation of highly efficient nonlinearities. High repetition operation unrestricted by slow relaxation is also possible for these switches. This is because of a push-pull modulation scheme or sometimes called a differential phase modulation scheme. These three devices are similar, but different in some important aspects, thus a comparison is made among the three. Then semiconductor optical amplifiers (SOAs) are discussed as a nonlinear phase shifter for these devices. Then, ultrafast all-optical signal processing using SOA based SMZs is demonstrated. Error-free demultiplexing from 168 to 10.5 Gbit/s is presented, in which a hybrid-integrated SMZ (HI-SMZ) is used as a demultiplexer. In pulse regeneration experiment, the signal pulses at 84 Gbit/s are regenerated by the PD-SMZ and the regenerated pulses are demultiplexed to 10.5 Gbit/s by the HI-SMZ to verify error-free operation. The retiming capability of this scheme is quantitatively demonstrated. Also presented is error-free all-optical wavelength conversion at 168 Gbit/s using the DISC. These results represent the fastest error-free operations reported to date in each category.

APPLIED PHYSICS LETTERS, AMER INST PHYSICS, 78, 25, 3929-3931, Jun. 2001, Peer-reviwed, We investigate the effect of intraband carrier dynamics on a nonlinear phase shift induced in a semiconductor optical amplifier (SOA) in terms of its applicability to the Symmetric Mach-Zehnder (SMZ) all-optical switch. Nonlinear phase shifts in an SOA and a passive semiconductor waveguide are compared under control-pulse durations ranging from 3.2 to 0.4 ps. The results show that femtosecond switching with higher efficiency is still possible by using the SOA. We experimentally achieve femtosecond (670 fs), femtojoule (140 fJ) switching with the SOA-based SMZ all-optical switch. (C) 2001 American Institute of Physics.

For integration, we chose the Symmetric Mach-Zehnder (SMZ) structure rather than the Polarization-Discriminating Symmetric Mach-Zehnder (PD-SMZ) structure which is similar to SMZ but more often used in experiments using discrete optical components. We discuss advantages and disadvantages of SMZ and PD-SMZ to show that SMZ is more suitable for integration. We also discuss about the use of SOAs as nonlinear elements for all-optical switches. We conclude that, although the ultrafast switching capability of SMZ is limited by the gain compression of SOAs, the very low switching energy is more important for practical devices. We then describe the HI-SMZ all-optical switch. This integration scheme has advantages which include low loss, low dispersion silica waveguides for high speed operation and ease in large scale integration of many SMZs with other optical, electrical, and opto-electrical devices. We show that a very high dynamic extinction ratio is possible with HI-SMZ. We also examine HI-SMZ with Ips pulses to show its ultrafast capability. Finally, we describe a 168 to 10.5 Gbps error-free demultiplexing experiment which is to our best knowledge the fastest experiment with an integrated device.

A compact, stable de,ice was realized by assembling semiconductor optical amplifiers as nonlinear waveguides on a planar lightwave circuit in a self-aligned manner, A 6.0-ps switching window needed for 168-Gb/s demultiplexing was provided by the push-pull operation of the symmetric Mach-Zehnder all-optical switch. Demultiplexed signal light showed a high extinction ratio of better than 18 dB, Error-free demultiplexing with a bit error rate of 10(-11) was achieved.

This switch, as well as an original symmetric Mach-Zehnder (SMZ) all-optical switch, is based on a highly efficient but slowly relaxing band-filling effect that is resonantly excited in a passive InGaAsP bulk waveguide. By using a mechanism that cancels out the effect of the slow relaxation, ultrafast switching is attained. We achieve a switching time of 200 fs and demultiplexing of 1.5 Tbps, showing the applicability of the SMZ or PD-SMZ all-optical switches to optical demultiplexing of well over 1 Tbps for the first time. High-repetition capability, which is another important issue apart from the switching speed, is also verified by using control pulses at a repetition rate of 10.5 GHz. We also discuss the use of nonlinearity in a semiconductor optical amplifier to further reduce the control-pulse energy.

The extinction ratio is improved by optimization of the interferometer phase bias, which has previously been set to a. The extinction-ratio increase accompanies a drastic change in the output pulse spectrum. Both the output pulse profiles and the spectra, before and after optimization, are successfully reproduced by simulation. As a result, switch repetition of 42 GHz (2.5 times higher than the semiconductor-carrier cutoff frequency) is achieved by use of 5-ps, 1548-nm pump pulses. What are believed to be record low input pump-pulse energies of 750 aJ (peak power, 140 mu W) at 10 GHz and 6 fJ (1.1 mW) at 42 GHz are used. (C) 1998 Optical Society of America.

A switching speed of 800 femtoseconds (fs) has been achieved, which was limited only by the very large group velocity dispersion of the fiber components used in the experiment. We have also experimentally shown that high repetition operation, much faster than that implied by the relaxation time of nonlinearity, is possible. We examine various factors that possibly limit the switching speed and conclude that a switching speed approaching 100 fs can be expected, We also point out that the well-known figure of merit for optical nonlinear materials is no longer applicable to the present device, because its operation is new and different from conventional all-optical switches. Quasi-phase matching based on periodic order-disorder regions is proposed, and the analysis shows that three of the four independent coefficients, namely, d(33)' d(31)', and d(15)' but not d(14)' can be modulated. Maker-fringe experiments were performed at 1.57 mu m to measure these coefficients in the deposited crystals. However, the crystal-film orientation allowed a definitive determination of the d(14)' coefficient (110 pm/V) only and an upper limit of 60 pm/V for d'(33). More-sophisticated experimental techniques are proposed for measuring d'(33). (C) 1997 Optical Society of America.

A degradation rate activation energy of 0.8 eV and an extrapolated lifetime of 10(6) h at 50 degrees C has been obtained. It is reported for the first time that lasing wavelength shifts of up to 20 nm to shorter wavelengths accompanied the threshold current increase. This is attributed to disordering of the natural superlattice in the GaInP active layer.

The deterioration of its temperature characteristics, which results from the high-power-oriented laser structure, is improved by using compressively strained GaInP quantum wells as the active layer. Output power of 40 mW is achieved up to 80-degrees-C. Stable fundamental-transverse-mode operation is obtained up to 50 mW. Output-power-induced facet degradation is suppressed by an Al2O3 facet coating. The lasers operate stably at 30 mW at 50-degrees-C for over 2600 h. The mean extrapolated lifetime is 10 000 h.

APPLIED PHYSICS LETTERS, AMER INST PHYSICS, 62, 6, 553-555, Feb. 1993, This letter studies the effect of compressive strain on the polarization-dependent oscillator strength in GaInP CuPt-type ordered crystals. The hole eigenstates are obtained by diagonalizing the total Hamiltonian consisting of the Hamiltonian for ordered GaInP and a perturbed term caused by the strain. Our calculation reveals that the strain squeezes the hole wave function and that the oscillator strength between an electron and the upper-valence-band hole increases for [110]-polarized light. The oscillator strength for [110]-polarized light increases with the strain, reaching 14% at +0.98% strain.

APPLIED PHYSICS LETTERS, AMER INST PHYSICS, 61, 7, 737-739, Aug. 1992, Peer-reviwed, An anisotropy for threshold current densities for AlGaInP laser diodes with CuPt-type natural superlattice (NSL) in a Ga0.51n0.5P active layer, grown on a (001) GaAs substrate, was observed, for the first time. Threshold current densities (J(th)) for laser diodes with stripes in the [110BAR] and [110] direction were 1.35 and 2.10 kA/cm2, respectively. The lasers with a weak NSL formation in the active layer showed a very small anisotropy in J(th). Stripe direction dependence of electroluminescence (EL) polarization properties were also observed for lasers with well-developed NSL. The anisotropies in J(th) and EL polarization properties are attributed to the existence of the NSL in the active layer and the appearance asymmetry previously observed in the NSL.

Marked improvements in threshold current density and characteristic temperature have been demonstrated. Very stable 30 mW operation at 50-degrees-C for more than 1000 h has been achieved for transverse-mode stabilised +0.30% lattice-mismatched MQW LDs. The operating current increase rates are less than 10(-4) h-1.

We demonstrate 200 fs switching and 1.5Tbps demultiplexing with a polarization-discriminating symmetric Mach-Zehnder (PD-SMZ) all-optical switch. Such ultrafast switching was possible, because the switching speed of PD-SMZ is not restricted by slow relaxation time of the highly efficient bandfilling nonlinearity in semiconductors. These results indicate all-optical demultiplexing well exceeding 1 Tbps would be possible. We also report on photonic integration of SMZ, using the Planer Lightwave Circuit technology. With a photonically integrated SMZ, we achieved an extinction ratio better than 12 dB.
