  • Drift–Diffusion Simulation of Intermediate Band Solar Cell: Effect of Intermediate Band Continuity Constraint

    Journal of Nanomaterials, Hindawi Limited, 2023, 1-17, 27 Nov. 2023, Self-consistent drift–diffusion model has been widely employed to simulate the device performance of intermediate band solar cell (IBSC) under practical device configuration. However, one of the remained issues in the drift–diffusion modeled-based works is the difficulty to reach the IB carrier continuity through the self-consistent manner. In most of the previous reports the constraints were relaxed or just partially satisfied; which render the unreliable performance results and misguide the device design strategy. In this work, in order to solve this issue and to validate our results, we performed extensive simulations to fully disclose the significant effect of the IB continuity constraints by taking InAs/GaAs quantum dot-based IBSC as a model device using the semiconductor modules in COMSOL Multiphysics combined with the Fortran codes. We found that under rigorous satisfaction of IB continuity constraint, the band potential profiles for the IBSC with either doped or nondoped IB under various light illumination conditions are nearly identical to those under the dark conditions. Moreover, from the simulated current–voltage curve dependence on the light concentration ratio, we found the device performance based on drift–diffusion under rigorous IB continuity constraint showed similar tendency to the features simulated based on detailed balance principle except the much-lowered power conversion efficiency. Our work demonstrated here, serves as an accurate and reliable IBSC device design approach toward better IB material screening, efficiency improvement, optical management, and extended application in the emerging field such as the perovskite material-based IBSC.

  • Electronic-, Optical-, and Temperature-Dependent Carrier Mobility Simulations of Perovskite-Type Liganded PbS Quantum Dot Array

    Last, Advances in Condensed Matter Physics, Hindawi Limited, 2023, 1-10, 17 Aug. 2023, Recent experimental results suggest that higher mobility of perovskite-type ligand passivated PbS quantum dots (QDs) could be useful for efficient solar cell applications. However, theoretical understanding of the mechanism through first principal modeling is still lacking. In this study, electronic-, optical-, and temperature-dependent carrier mobility for perovskite ligand passivated PbS QD array is calculated by using the first-principles density functional theory (DFT) combined with the nonequilibrium Green’s function (NEGF) technique and a molecular dynamics (MD)-Landauer approach. It is found that formamidinium (FA)-liganded QDs have higher mobility and enhanced optical absorption comparing to that of Cl-liganded QDs. The difference could be understood through the intermediate band featured electronic structure.

  • Enhanced Hot-Phonon Bottleneck Effect on Slowing Hot Carrier Cooling in Metal Halide Perovskite Quantum Dots With Alloyed A-Site.

    Advanced materials, 35, 38, e2301834, 13 Jun. 2023, Peer-reviwed, True, A deep understanding of the effect of the A-site cation cross-exchange on the hot-carrier relaxation dynamics in perovskite quantum dots (PQDs) has profound implications on the further development of disruptive photovoltaic technologies. In this study, we investigated the hot carrier cooling kinetics of pure FAPbI3 , MAPbI3 , CsPbI3 and alloyed FA0.5 MA0.5 PbI3 , FA0.5 Cs0.5 PbI3 , and MA0.5 Cs0.5 PbI3 QDs using ultrafast transient absorption (TA) spectroscopy. The lifetimes of the initial fast cooling stage (<1 ps) of all the organic cation-containing PQDs were shorter than those of the CsPbI3 QDs, as verified by the electron-phonon coupling strength extracted from the temperature-dependent photoluminescence spectra. The lifetimes of the slow cooling stage of the alloyed PQDs were longer under illumination greater than 1 sun, which was ascribed to the introduction of co-vibrational optical phonon modes in the alloyed PQDs. This facilitated efficient acoustic phonon upconversion and enhanced the hot-phonon bottleneck effect, as demonstrated by first-principles calculations. This article is protected by copyright.     Last, AIP Advances, AIP Publishing, 12, 11, 115316-115316, Dec. 2022, Peer-reviwed, Here, we report a case study on inverse design of quantum dot optical spectra using a deep reinforcement learning algorithm for the desired target optical property of semiconductor Cd xSe yTe x− y quantum dots. Machine learning models were trained to predict the optical absorption and emission spectra by using the training dataset by time dependent density functional theory simulation. We show that the trained deep deterministic policy gradient inverse design agent can infer the molecular structure with an accuracy of less than 1 Å at a fixed computational time of milliseconds and up to 100–1000 times faster than the conventional heuristic particle swam optimization method. Most of the effective inverse design problems based on the surrogate machine learning and reinforcement learning model have been focused on the field of nano-photonics. Few attempts have been made in the field of quantum optical system in a similar manner. For the first time, our results, to our knowledge, provide concrete evidence that for computationally challenging tasks, a well-trained deep reinforcement learning agent can replace the existing quantum simulation and heuristics optimization tool, enabling fast and scalable simulations of the optical property of nanometer sized semiconductor quantum dots.

  • Demonstration of in-plane miniband formation in InAs/InAsSb ultrahigh-density quantum dots by analysis of temperature dependence of photoluminescence

    Self-assembled InAs/InAsSb ultrahigh-density quantum dots (UHD QDs) were grown on GaAs(001) substrate by molecular beam epitaxy. The QD density was 1 × 1012 cm−2, and an average separation distance between adjacent QD edges was less than 3 nm. The temperature dependence of photoluminescence (PL) minimum energy of UHD QDs was measured and was divided clearly into three temperature regions: (1) fitting to upper Varshni shift at 15–80 K, (2) decreasing from upper Varshni shift from 80–180 K and (3) re-fitting to lower Varshni shift at 180–290 K. The energy difference between upper and lower Varshni curves increased with increasing QD density. This anomalous temperature dependence of PL minimum energy was demonstrated by a simulation model of miniband formation due to electronically strong coupling of adjacent QDs, including the temperature dependence of the homogeneous broadening in the QD.

    Communications Physics, Springer Science and Business Media LLC, 4, 1, Dec. 2021, AbstractA detailed balance calculation reveals an extremely high efficiency of 63.2% for intermediate-band solar cells (IBSCs) under maximum sunlight concentration. However, an actual IBSC device with an efficiency larger than the Shockley-Queisser (SQ) limit has so far not been reported. The main difficulties lie in realizing an efficient sequential two-photon absorption (STPA) which requires a sufficiently long lifetime intermediate state or intermediate band. In this article, we propose the concept of a ratchet type IBSC, utilizing a long lifetime of rare-earth ion luminescence centers in Erbium-doped GaAs. The temperature dependent differential external quantum efficiency reveals a significant STPA contribution originating from the Er3+ luminescence center. All the results were modeled and interpreted by integrating the ratchet effect with up-conversion along with a density functional theory (DFT) simulation. Our work demonstrates that the long lifetime energy-transfer mechanism in Er3+ centers contributes directly to the formation of a ratchet type IB.

  • Growth Process and Photoluminescence Properties of In-Plane Ultrahigh-Density InAs Quantum Dots on InAsSb/GaAs(001)

At the initial growth of InAs, elongated small two-dimensional (2D) islands are formed on the InAsSb wetting layer (WL). As the InAs growth proceeded, 3D dots are spontaneously formed, and the underlying 2D terrace narrows. In addition, surface atoms of the 2D layer desorbed because of the strain relaxation. The 3D dot volume is larger than that estimated from the supply amount. From these results, it is found that surface atoms desorbed from the 2D layer are re-incorporated into 3D islands. The dot density reaches at 1 × 1012cm−2. The photoluminescence (PL) peak energy and full width at half maximum discontinuously changed at the critical coverage for 2D–3D growth mode transition. Particularly, the PL peak energy is almost proportional to the −0.27-th power of the average volume of 3D islands. It reveals that the carriers in these 3D islands have properties based on the 0D electron system, despite of in-plane ultrahigh density and small sizes. In addition, the relationship between PL intensity and quantum-dot density is evaluated.

For an intermediate band solar cell (IBSC) on the other hand, which also has a potential of achieving high efficiency, its equivalent circuit is comprised of a series/parallel circuit and thus it operates at a higher current density than a MJSC. Due to this inherent property, heat management becomes important when operated under a high concentrating condition. In this work, we propose one solution to this problem, where a wide bandgap cell is placed on top of IBSC, which serves as a current constraint cell but also leads to a higher Voc and hence cell efficiency.

For this purpose, the laser beam induced current distribution maps of the limiting bottom cell have been acquired experimentally under varying middle-to-bottom cell LC efficiencies. The minimum and the maximum LC efficiencies demonstrated were 8.5% and 69%, respectively. To further analyze the measurement results, a quasi-two-dimensional simulation model considering the spatially nonuniform nature of the LC effect has been developed. A good agreement between the simulation and the measurement results suggests that the nonuniform LC current distribution is induced by optical phenomena such as photon escape and internal reflection. This nonuniformity then causes the absolute conversion efficiency of the limiting cell to be reduced by 1.35% at maximum LC efficiency. This reduction, when suppressed, can yield higher limiting cell conversion efficiency, which in turn may improve the overall MJSC conversion efficiency. (C) The Authors. Recent advances in self-assembled QD solar cells (QDSCs) and colloidal QDSCs are reviewed, with a focus on understanding carrier dynamics. For intermediate-band solar cells using self-assembled QDs, suppression of a reduction of open circuit voltage presents challenges for further efficiency improvement. This reduction mechanism is discussed based on recent reports. In QD sensitized cells and QD heterojunction cells using colloidal QDs well-controlled heterointerface and surface passivation are key issues for enhancement of photovoltaic performances. These principles, which had always required cryogenic temperatures to be evidenced all together, are now demonstrated at room temperature on an intermediate band solar cell based on InAs quantum dots with Al0.3Ga0.7As barriers.   • Growth of ErAs nanodots by molecular beam epitaxy for application to tunneling junctions in multijunction solar cells

Atomic force microscope images indicate that the size of ErAs NDs increases with deposition time and growth temperature. A calibration was performed to determine the deposition rate of ErAs in order that the size of NDs can be accurately controlled and hence optimized. Local current flow images and surface profiles around ErAs NDs were simultaneously measured to clarify the local conductivity distribution corresponding to a real space profile. Furthermore, we also fabricated and characterized an ErAs-ND-embedded GaAs tunnel junction (TJ), which resulted in a voltage drop of 30 mV for 15 A/cm(2) operation current equivalent to 1000 suns concentration, which is less than one-third of that of a conventional heavily doped tunnel junction. However, these energies are usually generated from exhaustible sources such as oil, natural gas, and coal, which are highly expensive in the long run and are the main causes of global warming. Meanwhile a large centralized energy system is more fragile and highly risky in countries like Japan where natural disasters occur frequently. A decentralized renewable energy system containing photovoltaic energy and wind power has been proposed as an alternative energy supply method. Within this system, the photovoltaic energy and wind power are well suited for the "local production and local consumption" with domestic energy transmission and are resilient to the unexpected disasters. The challenge of forming an optimal decentralized renewable energy system is to overcome its intrinsic disadvantages such as the instability and the limit of the power output. The research in this regard has drawn a lot of attention for the past twenty years. A decentralized renewable energy optimization problem is in principle categorized as nonlinear mixed integer programing problem(NMIP). Several challenging issues still remained in finding effective solution to NMIP through mathematical optimization. For instance, there is lack of reliable method to predict the energy generation and consumption; the weak scalability to large scale system is also existed due to the limited computing resource and the algorithm which are intrinsically not suitable for high speed computing. In this work, we report on employing the deep learning artificial intelligence techniques to predict the energy consumption and power generation together with the weather forecasting numerical simulation. The prediction and optimization are further examined by a small scale decentralized verification system (i-REMS) constructed inside the University campus. a novel optimization tool platform using Boltzmann machine algorithm for NMIP problem is also proposed for better computing scalable decentralized renewable energy system.

  • Laser Beam Induced Current (LBIC) Mapping of InGaP/GaAs/Ge Triple Junction Solar Cells with Luminescence Coupling

Results have shown qualitative agreement between the acquired simulation and measurement data. Moreover, the current generated in the limiting subcell has been observed to be a mixture of luminescence coupling and measurement artifacts in excess of its dark current. Using the LBIC mapping method can provide spatial luminescence coupling current distribution in the subcell, which can serve as a guide on how to design multijunction solar cell that optimizes this effect.

The absorption coefficients were used to estimate the corresponding photovoltaic conversion efficiencies using the drift-diffusion transportation theory. Special attention was paid on the transition between IB to continuum states in conduction band. By comparing the experimental and theoretical results we have confirmed operation of the InAs/GaAs QD array based solar cell in the intermediate band regime.

  • Enhancement of current collection in epitaxial lift-off InAs/GaAs quantum dot thin film solar cell and concentrated photovoltaic study

We confirmed significant current collection enhancement (similar to 0.91 mA/cm(2)) in the ELO-InAs QD cell within the wavelength range of 700 nm-900 nm when compared to the ELO-GaAs control cell. This is almost six times of the sub-GaAs bandgap current collection (similar to 0.16 mA/cm(2)) from the wavelength range of 900 nm and beyond, we also confirmed the ELO induced resonance cavity effect was able to increase the solar cell efficiency by increasing both the short circuit current and open voltage. The electric field intensity of the resonance cavity formed in the ELO film between the Au back reflector and the GaAs front contact layer was analyzed in detail by finite-differential time-domain (FDTD) simulation. We found that the calculated current collection enhancement within the wavelength range of 700 nm-900 nm was strongly influenced by the size and shape of InAs QD. In addition, we performed concentrated light photovoltaic study and analyzed the effect of intermediate states on the open voltage under varied concentrated light intensity for the ELO-InAs QD cell.   • Fabrication and characterization of GaAs tunnel diode and ErAs nanoparticles enhanced GaAs tunnel diode for multijunction solar cell

Four GaAs TDs with different contact area were fabricated by using MOCVD. We found extremely high peak current density of ~250A/cm2 for the TD with r=0.25mm contact area. Moreover a hysteresis loop was appeared during sweeping up and sweeping down the external voltage. A 'vector load line model' was proposed to explain the origin of the shape of the hysteresis loop and the onset of the bistability occurred at the intersect of the loadline and the current-voltage (I-V) curve of TD. Meanwhile, we have grown ErAs Nps on GaAs(100) surface by using MBE and succeeded in overgrowth of GaAs after ErAs deposition. GaAs(p+)/ErAs(Nps)/GaAs(n+) TDs were fabricated and characterized. We found the GaAs sample containing 70s deposition of ErAs showed the best TD behavior. No TD behavior was observed for the sample without addition of ErAs Nps, clearly indicating the strong tunneling enhancement effect from ErAs Nps.

  • Local conductivity characteristics of individual ErAs island for solar cell tunnel junction application

A calibration method was realized to determine the growth rate of the ErAs so that we can control the size of the ErAs islands. Current flow images and surface profile around ErAs islands were simultaneously measured for local conductive distribution corresponding to real space profile, where the correlations are revealed. The conductance on ErAs islands is found to be larger than that on the GaAs buffer layer from I-V characteristics via voltage sweeping from negative to positive voltage. The I-V curve and resistance of the tunnel junction with ErAs were evaluated. It exhibits that less voltage loss can be achieved even higher than 1000 suns.

  • Analysis of GaAs/AlGaAs quantum nanodisk solar cell with intermediate band carrier transportation

    2014 IEEE 40TH PHOTOVOLTAIC SPECIALIST CONFERENCE (PVSC), IEEE, 2892-2895, 2014, Peer-reviwed, We have developed an I-D drift-diffusion model for an intermediate band solar cell (IBSC) based on Scharfetter-Gummel scheme. The effect of the electron transportation in intermediate band is investigated by a rigorous solution to the electron density in IB. Due to the introduction of the electron mobility in intermediate band (IB), the electron density in IB tends to become uniform. Varying the electron mobility in IB causes the change of the potential profile and electron density in IB region. Moreover, the conversion efficiency including the electron mobility in the IB presented here decreases compared to results based on sole generation/recombination process model, which is the conventional method. However, the efficiency can be fully recovered by the light concentration, indicating the importance to enhance the electron density in lB.

    機械学習について誤差関数を中心に理解を深めることによって「外れ値とはなにか」「閾値はどのように設定すればよいか」といった異常検知における基本が自然と理解できます。そういった基礎から入りつつ、時系列データを分析する際の手法と注意点(第3章)や、深層学習を用いた応用例(第4章)といった内容まで踏み込み、最終的には自ら異常検知システムを構築できるよう導きます。
    機械学習の各アルゴリズムの説明や例題などには、Pythonのコードが付いています。
    自分でプログラムを実行しながら学べる入門書です。

    Scholarly book, Japanese, Single work, オーム社, 24 May 2019, AlphaGoがプロ棋士を破った2016年以降、強化学習や深層強化学習はさまざまな分野から注目を集めています。しかし、専門書では難解な専門用語や数式が多用されるため、初学者にとってはハードルが高い状態が続いていました。
    本書は、そのハードルの高さを解消することを目的に制作されました。平均という初歩的な数学を使うことで、「価値」「探索」「マルコフ性」といった強化学習の基本をわかりやすく解説します。
    また、各アルゴリズムについては、「多腕バンディット問題」および「グリッドワールド問題」のいずれかを用いて、比較しやすい状態で解説します。そのため、各アルゴリズムの特徴や差異がわかりやすくなっています。さらに、中核的なアルゴリズムについては、PythonとMATLABの2種類のコードを、オーム社のWebサイトおよびGithubで配布します。配布コードを実行することで、「原理→数式→プログラム」という一連の流れを直感的に把握できます。
